Honorable mention goes to Fallen Enchantress: Legendary Heroes. It's far & away my favorite fantasy 4x of all time. It's pretty much the only game I've ever played that genuinely felt like "fantasy Civ", rather than being overly focused on war/combat.

It used to be Stellaris, thanks to its combination of customization options, RPG/storytelling elements, epic scope, and atmosphere/immersion.
Prior to that, my favorite was Birth of the Federation. The fact that it was a Star Trek-themed 4x allowed me to forgive its (many) flaws. ;)
